본 연구실에서는 차세대 반도체 나노 소자에 적용이 기대되는 반도체 재료와 공정 개발에 관한 연구를 하고 있습니다. 주요 연구 내용은 메모리 반도체 분야, 차세대 Display 및 Passivation, Solar cell 응용 재료 및 공정분야입니다.
메모리 반도체 분야에서는 원자층 증착 기술을 이용하여 TiO2와 SnO2의 이용하여 스위칭 소자인ReRAM 연구와 Metal silicide를 사용한 전극 재료를 개발 중이며 MRAM에 대한 기초 연구를 진행하고 있습니다. 원차층 증착 기술은 차세대반도체 증착 기술에 가장 중요한 기술이 될 것이며, 본 연구실의 다양한 ALD 증착 장비를 이용하여 연구를 진행하고 있습니다.
차세대 디스플레이 및 solar cell 응용 재료 및 공정 분야에서는 디스플레이의 기본 스위칭 소자에 적용되는 metal oxide semiconductor 증착 및 특성 연구와 ZnO, TiO2, SnO2, AZO, GZO 등의 증착 온도와 다른 금속 도핑을 통하여 carrier density, conductance 등의 전기적 특성을 조절하여 디스플레이와 Solar cell에 사용되는 투명전극의 최적화 공정을 연구하고 있습니다. 또한, Al2O3 와 같은 negative charge를 갖는 금속산화물을 OLED의 보호막으로 사용하여 Solar cell 의 OLED 안정성을 높이는 연구를 수행 중이며, sulfide계열을 이용한 buffer층과 흡수층, 3차원 나노 구조를 이용한 Window층을 Solar cells에 적용하기 위한 많은 연구가 진행 중 입니다.
본 실험실에서는 위 연구를 수행하기 위해 단원자층 화학 박막 증착 장비인 thermal ALD, remote plasma ALD, DC biased remote plasma ALD 장비, DC/RF magnetron Sputter, e-beam & thermal evaporator 와 같은 증착 장비가 있으며, 후공정으로 열처리 및 Plasma 처리를 하여 박막 특성을 향상시킬 수 있습니다. 성장된 박막을 재료, 화학적인 측면과 전기적 측면에서 관찰하기 위해 기본 물성은 XRD, AFM, XPS, AES 등을 사용하여 분석하며 Hall measurement, C-V, I-V 등과 같은 Semiconductor Device analysis를 통하여 전기적 특성을 검토하고, Optical 특성 분석을 위한 UV-vis와 PL 분석 등을 바탕으로 새로운 반도체 재료의 소자 적용성을 검토합니다.

Our laboratory is researching Resistive RAM using TiO2 and SnO2, and metal gate electrodes which is going to substitute poly-Si gate and Co and Ni silicide to reduce the contact resistance in semiconductor devices using Atomic Layer Deposition (ALD) and basic study on MRAM. For next generation Display, We are researching IGZO, ZnO, SnO2 as active channel layer and Ti, TiN, Cu, Transparent conductive oxide (TCO) as electrode. Also, We are studying application for Solar cells and Passivation using various metal oxide and sulfide.

한양대학교 분말재료연구실은 1997년부터 18년 동안 분말야금 공정 연구를 진행하여 왔다. 고에너지 볼밀링, 화학적 합성 등의 방법을 통한 나노분말 제조, CIP, warm compaction등을 이용한 냉/온간 성형, 진공로를 포함한 5개의 분위기로를 사용하여 소결체의 치밀화 거동 등에 대한 연구 및 분석을 수행해 오고 있습니다. 현재는 고융점 금속인 Molybdenum의 저온 소결 치밀화, 산화물의 화학증기수송기구를 이용한 박막증착 및 고온용 재료인 Ni-based superalloy의 고온산화거동에 관한 연구를 하고 있습니다. 또한, 분말야금공정을 통해 다양한 여과특성을 가진 금속다공성소결체 제조 및 흡음특성이 향상된 방음벽 개발과 함께 고효율/고성능모터용 희토류계 영구자석의 소결치밀화 기술에 대한 연구 등을 진행 중에 있습니다.

Our laboratory has researched high fusion point alloy and Ni-based super alloy based on phase transformation. Additionally, thermal insulation coating using e-beam evaporation and the observation of nano-structures fabricated by mechanical alloying has also been researched. Recently, we have been working on hard magnetic materials with a high coefficient.

본 연구실은 리튬이온 이차전지(Li-ion secondary battery), 고체산화물 연료전지(SOFC), 유리 및 포토닉스재료 등의 에너지 저장/변환 소자, 에너지 저감 소재/공정에 대한 연구를 중점적으로 수행하고 있습니다. 리튬이온 이차전지에 관한 연구는 황화물/산화물계 Li Superionic Conductor (LISICON) 고체전해질을 개발하고 이를 벌크형/박막형 전고상전지(All-Solid-State Battery)에 적용하여 구현하는 연구를 수행 중입니다. 특히 황화물계 전해질을 활용하여 차세대 고용량/고출력 전지 시스템인 칼코지나이드 전고상전지 및 리튬/황전지 기술분야에서 세계적인 선도적 연구그룹으로 성장하고 있습니다. 고체산화물 연료전지는 신개념 셀 공정인 전계분무증착(ESD, ESSD) 기술에 중점적으로 연구하고 있습니다. 이 기술을 이용하여 기존공정으로는 구현하기 매우 어려운 전극 및 전해질 미세구조 제어, 계면 제어, 기능층 구조 구현 등이 가능하며 이를 평판형, 원통형 셀에 적용하여 단위전지의 성능을 대폭 향상시키는 연구를 수행 중입니다. ESSD(Electrospray Slurry Deposition)법은 Aerosol science에 바탕으로 한 신개념의 증착법으로서, 마이크로미터 스케일의 기공을 가진 Porous substrate 위에도 치밀한 막을 증착 할 수 있는 등 다양한 형상과 상태의 기판 위에 박막 및 코팅을 제조 할 수 있다는 장점을 가지고 있을 뿐만 아니라 기존의 스크린 프린팅과 같은 후막기술에 대비하여 극소화된 분산제, 첨가제만을 사용함으로써 막 형성 시 shrinkage를 최소화하고 미세구조 제어를 정밀하게 할 수 있는 획기적인 기술로서 기존의 후막공정을 대체할 수 있는 기술로 발전시켜 가고 있습니다. 유리 및 포토닉스재료 분야에서는 차세대 Flexible display용 박판기판유리, 정보기기용 화학강화유리기판, 차세대 유리인 Low-E glass용 에너지 관류제어용 코팅막 연구, 고순도 실리카 유리 소재/공정 개발, 광통신용 집적광학소자, 유리의 레이저 손상에 관한 연구를 수행 중입니다.

Nano Energy Device Laboratory (NEDL) is focusing on the Li-Ion secondary Batteries (LIB), Solid Oxide Fuel Cells (SOFC), and Glass & Photonic materials. The research on the LIB is focused on developing new Li Superionic Conductor (LISICON) solid electrolytes and applying these materials to all-solid-state battery system. The battery systems being developed in this research group comprise 1) bulk type all-solid-state battery for 1000km Electric Vehicle(EV) employing sulfide/oxide solid electrolyte, and 2) all-solid-state battery thin film battery for smart micro devices, aerospace, military, and extreme environment applications. In this field, this research group is one of leading research team in the world. The researches on SOFCs are focused on the development of an advanced cell fabrication process using Electrostatic Slurry Spray Deposition (ESSD) technique which is the most promising method to deposition not only porous but also thin and dense films. Using this new process technique, the whole SOFC single cell (anode/electrolyte/cathode) is fabricated in the form of semi-thin film type. Especially, this technique enables the single cell with a ~2mm thick electrolyte layer deposited on a porous anode substrate. We are also developing the advanced cell structures with various functional layers and new electrolyte/electrode materials which are very difficult or impossible to fabricate by conventional thick film processes. ESSD technique is being developed to a promising candidate replacing conventional thick film processes utilizing the advantages of coating and fabricating thin film on the substrate with various shape surfaces. This technique can be applied to numerous processes such as SOFC, all-solid-state LIB, Solar cell, various functional coating as a large-scale/low-cost/ambient film process. In Glass & Photonic materials research field, this group is developing ultrathin/flexible glass substrate for the next generation flexible display, Chemically strengthened glass substrate for smart devices, coating materials/processes for low-E glass, fundamental study on the properties and processes of high purity silica glass, integrated optic devices for optical communication, laser-glass interactions, etc.

본 연구실에서는 시뮬레이션 기법을 이용하여 신기능 전자소자 구현을 위한 신소재 특성분석과 설계에 대한 연구를 진행하고 있습니다. 시뮬레이션 기법으로는 제일원리(First principle), 분자동역학(Molecular Dynamics)등이 있으며, 이러한 기법을 통하여 미시세계에서 나타나는 재료의 특성을 관찰ㆍ분석하는데 중점을 두고 있습니다. 최근에는 나노리본 기반 전자소자 및 산화물반도체 나노와이어와 같이 나노구조를 갖는 신기능 소자의 물성을 예측, 평가하고 있습니다. 이러한 연구를 위해 본 연구실에서는 약 500개의 코어로 구성된 병렬 컴퓨터를 보유하고 있습니다.

Our laboratory has been focused on the investigation of the atomic characteristics of various materials through ab initio calculations, molecular dynamics simulations, and numerical analysis. The researches aim to predict the essential properties of materials, which can be directly applicable to various industrial fields. Recently, we predict and evaluate the properties of nano-structured advanced electronic device materials, such as nanoribbon and metal oxide nanowire based electronic devices.The investigations of the materials are performed by high-performance parallel computers which consist of several hundreds CPUs.

재료연구에 있어서 필수적인 연구분야 중에서 미세구조분석을 기본 바탕으로 하여 형성 메카니즘을 규명하고, 새로운 방법의 박막, 분자, cell등의 합성연구를 주요 연구과제로 하고 있습니다. 자성 박막 계면에서 발생하는 현상의 원인 분석 및 특성변화의 규명, 2차 전지에 이용되는 각종 전극재료의 구조 분석을 통한 용량의 증감과 수명을 늘리는 연구를 바탕으로 하고 있습니다. 이들 재료의 특성 향상 및 원인분석 기술등은 기존의 분석장비 TEM, AES, XPS 그리고 광가속기 (포항, 일본 Tsukuba)등을 통해 이용하고 있는데, TEM을 통한 미세구조 분석은 재료 연구 단계가 점점 nano scale로 작아짐에 따른 필수적인 분석tool로서 이에 대한 연구와 training을 아주 중요하게 다루고 있습니다. AES와 XPS는 박막 혹은 전극재료의 원소 분포 및 화학결합을 분석함으로써 TEM을 통해 얻기 힘든 정보 등을 얻어내고 있으며, 보다 혁신적인 접근을 하기 위해 광가속기 beam line을 이용하는 등 신소재의 특성 및 미세구조 분석에 대한 다양한 접근 방법을 제시하고 있습니다.

The main thrust of our laboratory research activities involves physical and chemical characterization of microstructures that range from meso- to nanoscale using electron microscopy, diffraction methods, and spectroscopy. Materials studied include high performance electrodes for Li-ion batteries, and thin films for semiconductors, and magnetic high density recording media.

본 연구실에서는 다양한 스케일에서 일어나는 재료의 기계적 거동에 대한 연구를 진행하고 있습니다.
특히 최근, 나노스케일에서 재료가 나타내는 역학특성에 관한 학문적 관심과 산업적 요구가 급격히 증대됨에 따라, 본 연구실에서도 나노역학적 관점에서의 재료거동 연구를 활발히 수행 중입다.
그 대표적인 예로서, 본 연구실에서는 nanoindentation 기법을 포함하는 다양한 나노역학 시험법을 활용/개발하여, 첨단 구조용 재료(벌크 비정질 합금, 나노결정립재료, 초고강도 철강재료 등) 및 나노구조체(나노와이어, 나노벨트, 그래핀 등)가 나노스케일에서 나타내는 기계적 거동에 대한 연구를 체계적으로 수행하고 있습니다.

Our laboratory has developed both experimental and theoretical approaches towards a better understanding of mechanical behaviors of materials at the various scales from macro to nano.
Especially, our recent research has been focused on the nanomechanical behavior of novel materials such as bulk metallic glasses, nanocrystalline-/nanotwinned-metals, and ultra-high-strength steels through development of novel nanomechanics testing techniques.

Our research activities consist of material, process, device and characterization for various advanced semiconductor devices in logic, memory, neuromorphic/PIM, 3D heterogeneous integration and packaging materials & process. These devices include TFET, FeFET, NCFET, and CFET for logic device, Advanced DRAM, ReRAM, CBRAM, PRAM and 3D flash memory for memory device, Memristor and 3-terminal devices for artificial synapse and neuromorphic/PIM device and system, 3D heterogeneous devices and integration, and packaging materials and processing (RDL, package susbstrate, hybrid bonding etc). LIME has New vision for disruptive technology in conventional electronics. There are many conventional technologies and products in electronic markets, including silicon based semiconductor, Rectangular display, and inorganic based films etc. LIME wants to develop New concepts and flows in terms of materials, process, and devices. LIME will support “team members” to learn solid fundamentals and create a seed of change through interdisciplinary approaches. Now, LIME has tried to develop not only flexible and stretchable electronics for next generation displays but also atmospheric processed functional materials and devices for new electronic markets. In addition, LIME will provide marvelous experiences to collaborate with leading industries and government research centers.

Our lab aims at developing neuromorphic systems by means of multiscale research ranging from algorithm to materials at the atomic scale.
Cognitive computing is able to spontaneously find the hidden structure of given data and recall the relevant data stored in the memory.
This way, cognition can be realized. The main focus of our activity is on temporal learning that endows electronic systems with capability to capture the hidden structure of time-varying data.

본 연구실은 고체화학을 기반으로 기능성 재료인 발광체와 에너지 저장물질에 대한 신규개발 및 응용에 대한 연구를 진행하고 있습니다. 특히, 발광체에 사람 피부의 재생 능력을 표방한 자가치유의 개념을 적용하여, 상처(열에 의한 발광 감소)가 난 부위에 영양분(에너지)을 지속적으로 공급하여 온도가 상승하여도 발광 감소가 없는 열적 비소광 특성을 갖는 발광체 모델 제안 및 혁신적인 재료설계 방안을 연구하고 있습니다. 또한 에너지 저장 재료의 친환경적인 합성법 개발 및 고용량 전극물질 개발을 위해 신규 재료의 중성자/싱크로트론/X-선 구조 분석을 통하여 고기능성 소재개발에 집중하고 있습니다. 본 연구실은 향후 다양한 기능성 재료개발 요구에 대응하여 인공지능 및 기계학습을 통하여 창의적이고 혁신적인 방법으로 기능성 재료 연구를 수행해 나갈 예정입니다.

Our research interests span the areas of crystal chemistry, with an emphasis on how atomic structure dictates the physical properties of functional materials, and expertise in the field of phosphors and cathode/anode for battery applications. The properties of materials are strongly correlated to their crystal structure; therefore, knowledge of the underlying atomic arrangement in a material is crucial for both understanding observed properties, and for informing efforts to design new materials with desired properties.

본 연구실은 산업에 다방면으로 활용되는 구조용 재료인 차세대 고강도-고연성 강판 (Advanced High Strength Steels) 및 다양한 고기능성 합금인 고엔트로피 합금 (High Entropy Alloy), 자가치유 합금 (Self Healing Alloy), 타이타늄 합금 (Ti Alloy)을 설계하고 미세조직과 기계적성질의 연관성을 연구하고 있습니다. 설계된 합금의 기계적 성질 최적화를 위한 열기계적가공 제어 (Thermo-mechanical Process)도 연구하고 있으며, 더불어 합금의 상용화에 반드시 필요한 수소취성 현상 (Hydrogen Embrittlement), 저온취성 현상 (Low Temperature Embrittlement)에 대하여도 활발한 연구를 진행중입니다.

At the beginning of civilization, metals have been mankind`s most essential materials due to their ductility and strength. Our study involves utilizing and inventing in-situ/operando scanning/transmission electron microscopy (SEM/TEM) techniques to investigate reactions at nano to atomic scales under their operating environment.

Our laboratory conducts research on designing and developing new materials inspired by nature. Biomimetic research focuses on creating innovative materials based on insights gained from biological systems, structures, and processes. We are engaged in designing and materializing lightweight yet strong structural materials, functional biomaterials derived from marine organisms, and medical materials mimicking natural phenomena, such as the bones of animals or the stems of plants. Our research focuses on emerging semiconductor devices and arrays, exploring their computing applications. We predict the electrical characteristics of these devices through TCAD tool simulations, fabricate them, and analyze the measured data. Additionally, we investigate various computing applications, including neuromorphic systems, hardware security, and logic operations based on memory array structures such as Si flash and memristors. Throughout this process, we conduct interdisciplinary research encompassing materials, processes, devices, circuits, systems, and algorithms.
